Unusual ionic concentration

Hello,Alex,
when i caculate ，80K-100K ionic concentration is unusual 。is that right ?

Hi @LLei,

Unfortunately the default numerical tolerances used in amset are not designed for that low temperatures. If you need to go that low, you can decrease dos_estep to 0.001 and hopefully that will fix your issue.

However, please be aware that at low temperatures the results will not be that accurate. In particular, the Boltzmann picture of transport breaks down and the approximations in the ionised impurity scattering will underestimate the degree of scattering (impurity freeze-out is not taken into consideration).
